| 砷化镓 gallium arsenide 一种化合物半导体材料。化学式GaAs，黑灰色固体。熔点1238℃，在600℃以下 ，能在空气中稳定存在，而且不为无氧化性的酸侵蚀。在一定的压力下，镓和砷的蒸气发生反应，便可合成砷化镓晶体。同锗和硅相比，砷化镓的禁带宽广大，电子迁移率高，介电常数小，能引入深能级杂质，电子有效质量小，具有双能谷导带，用于制备发光器件、半导体激光器、微波体效应器件、太阳能电池和高速集成电路等。 |
