性质:指以离子束为光源的感光树脂,也称为离子束抗蚀剂ion beam resist。离子束光刻是制造超大规模集成电路超精细加工的最新工艺,其突出优点是高分辨率和高灵敏度,因为离子的质量比电子大得多,没有背散射,其他散射也很小,邻近效应可以忽略。另外离子的大体积和质量也易于被抗蚀剂充分吸收,有利于提高灵敏度。离子束抗蚀剂也分为正性和负性两种,聚甲基丙烯酸甲酯、聚甲基丙烯酸叔丁酯、聚甲基乙烯基酮、聚甲基邻氯代丙烯酸酯、聚丁烯砜、聚三氟乙基邻氯代丙烯酸酯等为常见正性离子束抗蚀剂。聚乙烯醇肉桂酸酯、聚丙烯酸乙酯-甲基丙烯酸缩水甘油酯、聚溴代苯乙烯等为负性离子束抗蚀剂。一般电子束抗蚀剂均可用作离子束抗蚀剂使用。
